Abstract
A 115-mm-φ, 6-kV, 2500-A light-triggered thyristor has been developed for use in high-power converter applications such as static var compensators. The device has been implemented using ion implantation, large-diameter-element treatment, and cathode pattern design techniques. These techniques and the electrical characteristics of the thyristor are described. The device has on-state voltage of 3.0 V at 7800 A, minimum light-triggering power of 10 mW, dV/dt capability of more than 3000 V/μs, dI/dt capability of more than 300 A/μs, and turn-off time of less than 400 μs.
