External optical feedback resistant 622-Mb/s modulation of partially corrugated waveguide laser diodes over -40 °C to +85 °C

Abstract

High yields of partially corrugated waveguide laser diodes (PC-LD's) with single longitudinal mode stability as well as high optical reflection resistivity have been theoretically predicted and experimentally demonstrated. The yield of PC-LD's with single longitudinal mode oscillation has been improved to 65% compared with the 40% for conventional distributed-feedback (DFB) LD's. Modulation characteristics were evaluated at 622 Mb/s under external optical feedback in the temperature range of -40 °C to 85 °C. Power penalties under optical feedback of -8.5 dB were less than 1.0-dB throughout the temperature range.
