Abstract

The InAs/AlSb intersubband quantum cascade lasers based on bound-to-continuum transitions were operated at 10 μm. An indirect intersubband transition with a double plasmon waveguide structure was employed. The lowest threshold current density was 4.9 kA/cm² and the laser emission wavelength was 10.1 μm.
