Abstract

This paper describes the recent progress in electroabsorption modulator integrated DFB lasers, which are widely used in broad-band optical-fiber transmission systems. The electroabsorption modulator integrated DFB laser consists of a longitudinal single-mode DFB laser and an electroabsorption modulator on a small semiconductor chip less than 1-mm square. We have developed a low-chirp electroabsorption modulator that enables long-haul single-mode optical-fiber transmission up to 140 km with bit-error-free performance.
