Abstract

We have performed scanning Hall probe microscopy (SHPM) on III-V-based diluted magnetic semiconductors (Ga,Mn)As at low temperatures. The observed images clearly demonstrated stripe-shaped magnetic domains below Tc. The domain width was found to increase with temperature, and reached 3 μm at 65 K. The temperature dependence of the domain size is consistent with the transport experiment, if we assume the RKKY interaction between Mn moments.
